(SFQ) 回路は,100 GHz 級の高速動作を特徴とし,ポストムーア時代の高速 ・低エネルギー集積回路技術として期待される.我々は,SFQ 回路によるコンピューティング基盤の実現に向け,デバイス/回路/アーキテクチャの協創によるアプローチを行っている.これまでに,SFQ 回路の性能を最大限に引き出す,ゲートレベル ・パイプライン手法を取り入れた算術論理演算器 (ALU) の動作実証を進めてきたが,本発表ではエネルギー効率の改善を目的として再設計した ALU について報告する.この ALU は,動作電圧を従来の 1/5 の 0.5 mV に下げることで,消費電力の大幅な低減を実現している.ニオブ 9 層プロセスを用いて試作した ALU をオンチップテストにより評価し,30 GHz の動作を確認した.消費電力は0.3 mW 以下で,エネルギー効率は 100 TOPS/W を超える.本稿では,実証した演算器に基づき,SFQ
